Proton irradiation effects on the intersubband transition in GaAs/AlGaAs multiple quantum wells with bulk or superlattice barriers

    Abstract

    The behavior of the optical absorption spectra of the intersubband transitions in GaAs/AlGaAs multiple quantum wells (MQW) under the influence of 1 MeV proton irradiation and doses ranging between 1.0×1014 and 5.0×1014 cm-2 was studied. The total integrated area of the intersubband transitions are dramatically decreased as the irradiation dose is increased. This reduction was interpreted as being due to the trapping of the two-dimensional electron gas by the irradiation induced defects.
